<p>Character Projection (CP) method and variable-shaped beam (VSB) are very unique and powerful drawing methods for high-throughput electron Beam (EB) lithography system. These methods have much interests to the industries due to the wafer scale exposure capability and time effective in the order of magnitude. However, the tradeoff of the exposure quality according to the EB exposure pattern approximation methods has not yet been comprehensively studied. Our study is essential for photonics because target patterns are curbed waveguide. We propose 100 nm octangular CP sleeving methods with several overlap parameters for the optical racetrack resonator test structure. Two approximation techniques were tried such as 100 nm octagonal CP and fine variable-shaped rectangles. Optical measurement clearly revealed quality differences between these methods, and this method is very useful for the curved structure and time effective technique.</p>

We discuss theoretically the design of a quantum-well double microring resonator-loaded Mach-Zehnder 2x2 path switch for high-speed operation. Calculated results show the switching time can be reduced to 54 ps using 0.4 V push-pull drive.

A new design method for a high-order series-coupled microring filter using Chebyshev filter condition was proposed and its ap-plication to the design of a wavelength-selective switch (WSS) was discussed. In the proposed method, the propagation loss in a microring resonator, coupling loss at a coupler, and a free spec-tral ranges (FSR) in a microring resonator are considered for the first time. It was found that for high-order series coupled mi-croring resonators, the WSS designed using Chebyshev condition has more boxlike filter responses and high extinction ratio, com-pared with that designed using Butterworth condition, in the case where the round-trip loss in a microring is relatively large. In addition, the fourth-order series-coupled microring WSS with boxlike responses was successfully designed, considering Verni-er effect for a larger FSR and shift in resonant wavelength.

A hitless wavelength-selective switch (WSS) based on
InGaAs/InAlAs multiple quantum well (MQW) second-order seriescoupled microring resonators is proposed and fabricated. In the core layer, a five-layer asymmetric coupled quantum well (FACQW) structure is employed. The WSS is driven by the electrorefractive index change in the FACQW core layer caused by the quantum-confined Stark effect (QCSE). The wafer for the WSS is grown by molecular beam epitaxy and waveguide structures are formed by dry etching. Boxlike spectrum responses and hitless switching characteristics of the WSS are successfully demonstrated for the first time. The change in coupling efficiency at a coupler between a ring and a busline and between rings and its effect on the switching characteristics are also discussed. -

We propose a compact tunable 1x2 multimode interference (MMI) splitter based on an InGaAs/InAlAs multiple quantum well for an active trimmer for Mach-Zehnder modulator with a very high extinction ratio. The light power splitting characteristics of the splitter are theoretically investigated by a beam propagation method and a three dimensional finite-difference time-domain method. It is assumed that the core layer is composed of a multiple five-layer asymmetric coupled quantum well (FACQW) that is expected to exhibit a large electrorefractive index change owing to its unique quantum confined Stark effect. By applying reverse voltages and changing slightly the refractive indices of the localized regions surrounded by trenches for electrical isolation, the power splitting ratio can be tuned over a wide range. The length and width of the proposed MMI with four refractive index modulation regions are 192 and 6 microns, respectively. The length can be reduced to 115 microns if the number of index modulation regions is reduced to two, though the tuning range of the splitting ratio is narrowed. The simulation results show that the proposed compact MMI splitter has a low insertion loss and a low power consumption, and is promising for Mach-Zehnder modulators with a very high extinction ratio.

Coherent Coupling in High-Mesa Semiconductor Directional Coupler

The effect of coherent coupling on the performance of a directional coupler is investigated for the first time. Coherent coupling is the interference between a guided mode in a core layer and an unguided mode in a cladding layer (cladding mode) in a waveguide. It was experimentally confirmed that the cladding mode exists in an actual high-mesa semiconductor waveguide and it can be represented by a single propagation constant. The effect of coherent coupling on coupling loss and coupling efficiency in a directional coupler is analyzed using a new technique based on a matrix method. The analyzed results reveal that a small periodic oscillation of coupling loss of the transmitted light that depends on coupler length occurs owing to the coherent coupling in a strong-coupled directional coupler, and its effect should be considered when we minimize propagation loss in high-mesa semiconductor directional couplers. It is also shown that it is possible to design a directional coupler with both the desired coupling efficiency and low loss on the basis of the periodic oscillation of coupling loss.
