We demonstrate a nonmechanical, on-chip optical beam-steering device using a photonic-crystal waveguide with a doubly periodic structure that repeats the increase and decrease of the hole diameter. We fabricated the device using a complementary metal-oxide semiconductor process. We obtained a beam-deflection angle of 24 degrees in the longitudinal direction, while maintaining a divergence angle of 0.3 degrees. Four such waveguides were integrated, and one was selected by a Mach-Zehnder optical switch. We obtained lateral beam steering by placing a cylindrical lens above these waveguides. By combining the lateral and longitudinal beam steering, we were able to scan the collimated beam in two dimensions, with 80 x 4 resolution points. Dynamic wavelength conversion (DWC) is obtained by controlling copropagating slow-light signal and control pulse trajectories. Our method is based on the understanding that conventional resonator-based DWC can be generalized, and is linked to cross-phase modulation. Dispersion-engineered Si photonic crystal waveguides produce such slow-light pulses. Free carriers generated by two-photon absorption of the control pulse dynamically shift the signal wavelength. Matching the group velocities of the two pulses enhances the shift, elongating the interaction length. We demonstrate an extremely large wavelength shift in DWC (4.9 nm blueshift) for the signal wavelength. Although DWC is similar to the Doppler effect, we highlight their essential differences.

To realize high data transmission speed for large data traffic, optical wireless communication has gained attention for 6G. For antenna operating in optical frequency bands, high gain is required owing to high propagation loss. In addition, the beam width becomes very narrow by high gain, thus, beam steering is also required to link between the transmitter and the receiver. <p>This paper presents a comparison of optical leaky-waveguide antennas, i.e., grating waveguide (GWG), waffle waveguide (WWG), and waffle-iron waveguide (WIWG), using both simulations and measurements. WIWG radiates a narrow beam that is tilted by sweeping the incident wavelength, and it possesses a higher antenna gain than GWG and WWG under the same fabrication condition. The reason is due to a slight difference in the effective index along the longitudinal sections, which provides a large aperture size for high antenna gain. We simulate the antenna characteristics and experimentally confirm the high antenna gain.</p>

<p>A compact silicon photonic crystal waveguide (PCW) slow-light modulator is presented. The proposed modulator is capable of achieving a 64 Gbps bit-rate in a wide operating spectrum. The slow- light enhances the modulation efficiency in proportion to its group index <i>n</i><sub>g</sub>. Two types of 200-μm-long PCW modulators are presented. These are low- and high-dispersion devices, which are implemented using a complementary metal-oxide-insulator process. The lattice-shifted PCW achieved low-dispersion slow-light and exhibited <i>n</i><sub>g</sub> ≈ 20 with an operating spectrum Δλ ≈ 20 nm, in which the fluctuation of the extinction ratio is ±0.5 dB. The PCW device without the lattice shift exhibited high-dispersion, for which a large or small value of <i>n</i><sub>g</sub> can be set on demand by changing the wavelength. It was found that for a large <i>n</i><sub>g</sub>, the frequency response was degraded due to the electro-optic phase mismatch between the RF signals and slow-light even for such small-size modulators. Meander-line electrodes, which bypass and delay the RF signals to compensate for the phase mismatch, are proposed. A high cutoff frequency of 55 GHz was theoretically predicted, whereas the experimentally measured value was 38 GHz. A high-quality open eye pattern for a drive voltage of 1 V at 32 Gbps was observed. The clear eye pattern was maintained for 50-64 Gbps, although the drive voltage increased to 3.5-5.3 V. A preliminary operation of a 2-bits pulse amplitude modulation up to 100 Gbps was also attempted.</p>

The CMOS-compatible foundry services of Si photonics achievewafer-scale production of photonic integrated circuits with sophisticated functions as well as low cost bya multi-project-wafer process. Recently, they also include the fabrication of complicated photoniccrystals and related nanostructures in their recipes. Thus, the research and development of photonicdevices and integrated circuits are changing rapidly and becoming more design- and system-oriented.This paper reports such new trends and some example demonstrations.

We demonstrate a Si photonic crystal waveguide Mach-Zehnder modulator that incorporates meander-line electrodes to compensate for the phase mismatch between slow light and RF signals. We first employed commonized ground electrodes in the modulator to suppress undesired fluctuations in the electro-optic (EO) response due to coupled slot-line modes of RF signals. Then, we theoretically and experimentally investigated the effect of the phase mismatch on the EO response. We confirmed that meander-line electrodes improve the EO response, particularly in the absence of internal reflection of the RF signals. The cut-off frequency of this device can reach 27 GHz, which allows high-speed modulation up to 50 Gbps. The doubly periodic Si photonic crystal waveguide radiates the guided slow light into free space as an optical beam. The waveguide also functions as a beam steering device, in which the steering angle is changed substantially by a slight variation in the wavelength generated due to the large angular dispersion of the slow light. A similar function is obtained when the wavelength is fixed and the refractive index of the waveguide is changed. In this study, we tested two kinds of integrated heater structures and observed the beam steering using the thermo-optic effect. For a p-i-p doped waveguide, the heating current was made to flow directly across the waveguide and a beam steering range of 21 degrees was obtained with a relatively low heating power and high-speed response of the order of 100 kHz, maintaining a narrow beam divergence of 0.1-0.3 degrees and a 120 resolution points. We also performed a preliminary life test of the device but did not observe any severe degradation in the temperature variation of 80-430 K for the duration up to 20-40 h. For a TiN heater device, we obtained the comparable beam steering characteristics, but the required heating power increased, and the response speed decreased drastically. We have developed compact Si Mach-Zehnder modulators that are assisted by wideband low-dispersion slow light in lattice-shifted photonic crystal waveguides. We have also developed Si triangular-shaped coupled-microring multiplexers that allow a box-like spectrum, a wide free spectral range, and an efficient thermal tuning. In this study, we integrated three sets of these devices in a small footprint of 2.0 x 0.7 mm(2) and achieved their 25 Gbps/ch operation as a wavelength division multiplexing transmitter. We demonstrate quadrature phase-shift keying (QPSK) modulation and four-level pulse-amplitude modulation (4-PAM) in Si Mach-Zehnder modulators whose phase shifter length is reduced to 300 mu m by the slow-light effect in photonic crystal lattice-shifted waveguides and increased modal overlap with interleaved p-n junctions. The QPSK constellation patterns were observed up to 15 Gbaud (30 Gb/s) with an error-vector magnitude of <20% and 28 Gbaud (56 Gb/s) using an RF equalizer filter. In the 4-PAM, four separate eyes were observed up to 15 Gbaud (30 Gb/s). Improving the modulation efficiency and frequency bandwidth and suppressing the insertion loss may deliver practical modulator performance.

One-chip integration of optical correlator based on slow-light devices

We propose and demonstrate an on-chip optical correlator, in which two types of photonic crystal slow-light waveguides are integrated and operated as an optical delay scanner and a two-photon-absorption photodetector. The footprint of the device, which was fabricated using a CMOS-compatible process, was 1.0 x 0.3 mm(2), which is substantially smaller than that of conventional optical correlators with free-space optics. We observed optical pulses using this device and confirmed the correspondence of pulse waveforms with those observed using a commercial correlator when the pulse width was 5-7 ps. The detection of low-concentration biomarkers is expected to facilitate the early diagnosis of severe diseases, including malignant tumors. Using photonic crystal nanolaser sensors, we detected prostate-specific antigen (PSA) from a concentration of 1 fM, which is difficult to detect by conventional enzyme-linked immunosorbent assay. The signal intensity and stability were improved by using a surfactant (i.e., ethanolamine). Even when a contaminant such as bovine serum albumin was mixed into the PSA sample, thereby increasing the concentration of the contaminant ten billion times, it was still possible to maintain a high level of detection. We comprehensively calculated the photonic bands of the waveguide modes in practical lattice-shifted photonic crystal waveguides, which are completely cladded by silica. We assumed various lattice shifts and found that the shift of the second rows and the mixed shift of the first and third rows along the waveguide generate low-dispersion slow light with group indices of 34-36, which is higher than those with a conventional shift of the third rows, maintaining a wide bandwidth over 10 nm at telecom wavelengths. We fabricated the waveguides using a CMOS-compatible process and confirmed correspondence with the calculation results. We also compared 25-Gb/s photonic crystal slow light Mach-Zehnder modulators and confirmed the improvement of the modulation efficiency by second-row shifts.

We demonstrate label-free imaging of living cells using a GaInAsP semiconductor imaging plate. The photoluminescence (PL) intensity is changed by immersing the semiconductor wafer in different pH solutions and by depositing charged polyelectrolytes on the wafer. Various observations indicate that this phenomenon arises from the radiative and surface recombination rates modified by the Schottky barrier at the charged semiconductor surface. HeLa cancer cells were cultured on the semiconductor, and PL was observed using a near-infrared camera. The semiconductor areas with the cells attached exhibited characteristic PL profiles, which might reflect the attachment and surface condition of the cells, cellular matrix, and other substances. In this Rapid Communication, we theoretically discuss a large Doppler shift in a signal slow-light pulse in a photonic-crystal waveguide by considering its reflection at a quasilight speed mirror. The mirror is formed by the photonic band-gap shift induced by the high nonlinearity of a control slow-light pulse, which could be possible in a realistic device. In the simulation, the Doppler shift appears at multiple frequencies due to the Bloch nature of the photonic lattice. Larger but inefficient Doppler shifts occur through nonadiabatic processes, whereas the smallest but more efficient shift (i.e., the intraband Doppler shift) occurs through an adiabatic process. The occurrence of the intraband shift depends on whether the adiabatic process produces a complete reflection of the incident pulse, despite the fact that the pulse penetrates the mirror. A large band-gap shift and a moderately slow mirror satisfy this condition; otherwise, the shift ends at the halfway point.

We demonstrate a Si sub-bandgap photodiode in a photonic crystal slow-light waveguide that operates at telecom wavelengths and can be fabricated using a Ge-free, standard Si-photonics CMOS process. In photodiodes based on absorption via mid-bandgap states, the slow-light enhancement enables performance that is well balanced among high responsivity, low dark current, high speed, wide working spectrum, and CMOS-process compatibility, all of which are otherwise difficult to achieve simultaneously. Owing to the slow-light effect and supplemental gain at a high reverse bias, the photodiode shows a responsivity of 0.15 A/W with a low dark current of 40 nA, which is attributed to no particular processes such as ion implantation and excess exposure of the Si surface. The maximum responsivity was 0.36 A/W. The modest gain allows for sufficient frequency bandwidth to observe an eye opening at up to 30 Gb/s. (C) 2016 Optical Society of America

Photonic crystal nanolasers are fabricated and operated simply, and can be applied as disposable sensors for biomedical applications. They are sensitive to the change with environmental index and surface charge. Functionalizing the nanolaser surface with an antibody, the specific binding of target antigen is detected with a detection limit 2-4 orders lower than that achieved by current standard methods, enzyme-linked immuno-sorbent assay. Nanolasers also detect negatively-charged deoxyribonucleic acid from their emission intensity. This technique requires neither labels nor spectroscopy, which simplifies screening procedures. Its applicability for high-speed detection of endotoxin and for label-fee imaging of living cells are also demonstrated.

We proposed and demonstrated a label-free imaging method for living cells using a GaInAsP H0-type photonic crystal nanolaser array. We integrated 441 nanolasers in an arrayed configuration and achieved photopumped lasing with a 100% yield. Then, we attached HeLa cells on it, measured the wavelengths of all nanolasers and used them as pixel information. We acquired cell images, which partially corresponds to optical micrographs and probably reflects the attachment condition of the cells. We improved the refractive index resolution from similar to 10(-2) to 2 x 10(-3) by incorporating a nanoslot into each nanolaser and compensating the nonuniformity of each index sensitivity. Fast and reliable detection of endotoxin (ET) in medical equipment and pharmaceutical products is an essential precursor to clinical treatment. In this study, we demonstrate the use of shifts in wavelength of photonic crystal nanolasers for sensing the Limulus amebocyte lysate reaction, which is a standard method for detecting ET. From working curves of wavelength shift vs ET concentration, whose correlation factors were as high as 98%, we detected a required concentration of 0.001 EU/ml within 33 min and detected a low concentration of 0.0001 EU/ml. We demonstrate on-chip pulse compression based on the dynamic tuning in a copropagating slow-light system. Low-dispersion slow-light control pulse in lattice-shifted photonic-crystal waveguides enhances two-photon absorption. Generating free carriers dynamically through the two-photon absorption so as to sweep a signal slow-light pulse, the spectral broadening occurs with a monotonic chirp. The signal pulse is then compressed through the compensation of the chirp by means of integrated heaters. An input pulse of 13.9 ps length was compressed to 1.4 ps, corresponding to a compression factor of 9.9.

The emission intensity of a GaInAsP photonic crystal nanolaser is affected by the pH of the solution, in which the nanolaser is immersed. This phenomenon can be explained by the change in the redox potential, which modifies the filling of electrons at surface states of the semiconductor and hence the nonradiative surface recombination. This phenomenon allows the nanolaser to simultaneously and independently detect the refractive index and electric charges near the surface on the basis of the variation in emission wavelength and intensity, respectively. This paper demonstrates this function through alternate deposition of charged polyelectrolytes and hybridization of deoxyribonucleic acids. (C) 2015 AIP Publishing LLC.

We propose and demonstrate triangular-shaped coupled Si microrings for robust wavelength multi-/demultiplexing. Thanks to the geometry, stable interring couplings are obtained at straight waveguides, and heaters for thermal tuning can be isolated maximally with each other so that the thermal crosstalk is suppressed between rings. To suppress the bend loss and enhance the free spectral range (FSR), 2-mu m-radius low-loss sharp bends with an optimum waveguide offset are employed. A CMOS-compatible process is used for fabricating second-and fourth-order coupled-microrings designed for the Butterworth and Chebyshev spectral responses, respectively. In the second-order rings, flat-top Box-like drop spectra with fluctuations < +/- 0.1 dB, insertion loss of 1.2 dB, out-of-band suppression >30 dB, bandwidth of 2.2 nm, FSR of 19 nm, and thermal tuning up to 8 nm are obtained experimentally. The efficiency of the thermal tuning is better and the thermal crosstalk is lower than those in conventional circular and racetrack rings for such wide FSR.
